In 1995, Tiruchirappalli District was divided into Tiruchirappalli, Perambalur, and Karur districts. Initially, Perambalur District included the taluks of Thuraiyur, Perambalur, Ariyalur, and Udaiyarpalayam. Thuraiyur rejoined Tiruchirappalli in 1996, and in 2000, Ariyalur and Udaiyarpalayam taluks were carved out to form Ariyalur District. Presently, Perambalur District comprises Perambalur, Kunnam, Veppanthattai, and Alathur taluks.

The judiciary in Perambalur evolved significantly over time. The 2nd-class Judicial Magistrate Court, established in 1897, was upgraded to 1st-class in 1989. A District Munsif Court was set up in 1981, and in 2009, a combined court building was inaugurated, housing various courts, including District and Sessions, Mahila, Family, and SC/ST Special Courts. Taluk-level courts in Veppanthattai (2019) and Kunnam (2021) currently operate from rental premises.
